abstract The present invention relates to a method and apparatus for depositing a layer of silicon oxide on a wafer or substrate. The method includes introducing a processing gas comprising silicon, oxygen, boron, phosphorus and germanium into the processing chamber to form a germanium doped BPSG oxide layer having a reflow temperature of 800 ° C. or less. Preferred embodiments of the method are performed in CVD or plasma enhanced processing apparatus below atmospheric pressure.
