titleOfInvention Step-up Power Generator
abstract In a synchronous semiconductor memory device having a plurality of banks, a boosted power generator having a boosted power supply voltage sensing circuit, a plurality of latch means, a plurality of pulse generating circuits, and a plurality of pumping circuits is disclosed. The booster voltage detection circuit detects a corresponding booster voltage level when any one of the plurality of banks is activated, and outputs a booster signal that is activated when the booster power supply voltage level is lower than or equal to a predetermined voltage. Each of the latch means latches and outputs the boost signal in accordance with a corresponding bank activation signal. Each of the plurality of pulse generating circuits generates a pulse which is triggered at the output of the corresponding latch means and becomes active for a period of time. A plurality of pumping circuits each step up the boosted power supply voltage according to the corresponding pulse generating circuit. According to the present invention, since each of the banks has a boosted power generation circuit and the operation of each boosted power generation circuit is controlled by one boosted power supply voltage sensing circuit, the boosted voltage sensing circuit exists for each of the plurality of banks. Has the same effect as Therefore, it is possible to drive a pumping circuit having an appropriate capacitor by estimating the amount of electric charge consumed in each bank. Therefore, the phenomenon of rising or falling below the prescribed target step-up voltage of the level of the step-up voltage due to the prediction of the amount of inaccurate consumed charge for each bank can be prevented.
