abstract | PURPOSE:To obtain a photosensitive composition of a high photosensitivity, by mixing a specified polymer with an oxime compound and a sensitizer. CONSTITUTION:A compound of formula I [wherein Z1 is -COOH, -COCl, -NCO, -NH2 or -OH, R* is a group having a C-C double bond, X is a (2+n)-valent carbocyclic or heterocyclic group, and n is 1 or 2] is polycondensed or addition- polymerized with a compound of formula II [wherein Z2 is -COCl, -COOH, -NCO or -NH2; and Y is a (2+m)-valent carbocyclic or heterocyclic group, W is a group which is reactive with the carbonyl group of -COOR* to form a ring and m is 0-2] to obtain a polymer (A) having repeating units of formula III (wherein Z is a group of any one of formulas IV-VI and -COOR* is ortho or peri to Z). Component a is mixed with 0.1-20wt% oxime compound (B) of formula VII (wherein R1 is a 1-6C alkyl, a 1-6C alkoxy or a 6-10C aromatic hydrocarbon group, R2 is R1 or a 6-10C aryloxy) and 0.01-20wt% sensitizer (C) of an absorption peak wavelength of 250-500nm (e.g., Michler's ketone). |
