abstract | PURPOSE: To obtain the latch up yield accurately, by performing a latch up test depending on the absolute value of a voltage applied to an integrated circuit to be tested and a latch up test depending on a rise waveform of the applied voltage. n CONSTITUTION: A prescribed bias voltage is supplied to an integrated circuit 5 to be tested from a power source 3 beforehand. A mercury relay 7 is turned ON at the timing as illustrated to apply a voltage with the prescribed rise waveform determined by a capacitor 6 and a variable resistance 8 to a capacitor 6 and an IC5 to be tested. (timing: t 1 ). Then, after the time t (t>C.R), the mercury relay 7 is turned OFF to discharge the charge of the capacitor 6 through a circuit 5. This enables a latch up characteristic test in terms of a rise waveform dv/dt varying the variable resistance 8 with the voltage value of the power source 1 fixed and a latch up characteristic test in terms of the power source voltage value with the rise waveform dv/dt adjusting the variable resistance 8. n COPYRIGHT: (C)1986,JPO&Japio |
