abstract PURPOSE: To enable the monolithic integration of an optical modulation circuit having an output stabilizing function by controlling the depth of a surface depletion layer by the intensity of beams absorbed to the depletion layer through a surface state is generated near the surface of a gallium arsenide (GaAs) semiconductor substrate and the surface depletion layer is formed. n CONSTITUTION: Voltage such as +5V DC voltage is applied to a P side electrode 18 for a laser element 1, -5V one to a source electrode 44 for a FET4, -5.5V one to a gate electrode 42 and approximately -1V one to a gate electrode 22 for a FET2, and modulation signals are inputted to the gate electrode 22 for the FET2, thus emitting optical output signals modulated from the laser element 1. When monitor beams reduce, the operation of the increase of the depth of a depletion layer in the FET4 → the decrease of drain currents in the FET4 → the decrease of the potential drop of a resistor 5 → the decrease of gate voltage (the absolute value) in the FET3 → the increase of drain currents in the FET3 → the increase of DC bias currents in the laser element 1 → the increase of optical output is conducted, thus stably keeping optical outputs. n COPYRIGHT: (C)1986,JPO&Japio
