titleOfInvention Checking method of abnormal oscillation of gallium arsenide fet
abstract PURPOSE: To check simply and easily whether abnormal oscillation is generated or not by impressing low-frequency bias voltages different in ferquency across the gate and the source and across the drain and the source and detecting an abnormal oscillation voltage appearing in the load end between the drain and the source. n CONSTITUTION: Gate and drain terminals of a GaAs FET1 to be checked are stabilized by terminal resistances 2 and 3 with respect to high frequency; and with respect to low frequency, sine wave voltages superposed to bias DC voltages of DC bias power sources 6 and 7 are impressed through choke inductances 4 and 5 by oscillators 8 and 9, and a load resistance 10 is added in series to the drain side. Different frequencies are set to oscillators 8 and 9 to excite gate potentials. If an oscillating region exists, a generated abnormal oscilation is converted to an intermediate frequency by a mixer 11 and a local oscillator 12 set to a frequency to be measured and is inputted to a peak holding meter 14 through a wide band amplifier 13, thus detecting presence/absence of oscillation and the level. n COPYRIGHT: (C)1985,JPO&Japio
