abstract | PURPOSE:To measure thermal resistance of an FFT of small heat time constant with accuracy and simplicity, by providing a step to control voltage between a gate and a source under a certain value, so that consuming power becomes able to be impressed while allowing current to pass in forward direction of the gate. CONSTITUTION:A constant voltage diode 16 is connected between a gate and a source, and voltage is controlled under a constant voltage. Drain current is capable of giving voltage on both ends of a resistance 17 to a differential amplifier 22 through buffers 20 and 25, and this obtained by an AD operation circuit. A difference in voltage between G and S in the case opening or closing of a drain current ID, is able to be obtained by S/H circuits 5 and 6, a logic circuit 29, and AD conversion operating circuit. As a result, a thermal resistance is obtained from an equation Tth=DELTAVGS/(alpha.ID.VDS). As VGS is controlled under a certain value in this manner, it is possible to prevent an FET from being destoyed, and since only one switch is used for measurement, it is possible to measure thermal resistance accurately without being bothered to select timing for the measurement. |
