titleOfInvention Selecting method for gallium arsenide field effect transistor
abstract PURPOSE:To realize the NF evaluation only by measuring a resistance between a gate and a source and to increase the selecting work efficiency, by making use of the noise figure NF of GaAs.FET and the proportional relation of a gate-source resistance. CONSTITUTION:A gate-source resistance is obtained by flowing the gate forward current between the gate and source terminals to measure the voltage drop between both terminals, at that moment, dividing the said forward current value by said voltage drop. And a proportional relation is obtained between the gate-source resistance RGS and the noise figure NF for GaAs.FET. Accordingly the value of NF is measured for several pieces of GaAs.FET to produce a graph, and thus the subsequent NF evaluation is possible only by measuring the resistance RGS. As a result, the selecting work efficiency is greatly increased.
