abstract | PURPOSE:To obtain a photosensitive polymeric composition suitable for forming a photosensitive material superior in sensitivity, resolution, and acid resistance and hard to be affected by air oxygen, by incorporating a specified light cross-linking polyether type polymer and a sensitizer. CONSTITUTION:A polyether resin containing halogen made by polymerizing a halogen-containing epoxy compound, such as epichlorohydrin is reacted with alpha,beta- unsaturated carboxylic acid represented by formula I in which X and Y and H, halogen, cyan, or nitro; Ar is optionally substituted aryl; and n is 1 or 2. Trinitroaniline, benzophenone, or other sensitizers (B) is incorporated in an amount of 0.1-10wt% with the resin (A) obtained by the above reaction and containing groups represented by formula II in an amount of 15mol% or more to form a photosensitive polymer composition. |
