titleOfInvention Method of manufacturing build-up multilayer printed wiring board
abstract (57) [Summary] [Problem] To obtain a build-up printed wiring board manufactured by fine line. SOLUTION: An outer copper foil is used on an inner printed wiring board, and at least an inner buyer hole of a build-up multilayer board laminated using a B-staged resin composition for lamination is partially or inner layer of the inner copper foil. Drill with a laser with a wavelength of 0.2 to 0.4 μm until all the copper foil is penetrated, apply copper plating, create a pattern on the surface layer, perform chemical treatment if necessary, then laminate the next layer, and process in the same way A method of manufacturing a build-up printed wiring board, wherein the method is repeated to form a multilayer. [Effect] It is possible to provide a fine line with excellent connection reliability with the inner layer copper foil, excellent heat resistance, chemical resistance, pressure cooker resistance, migration resistance, reliability in cycle test, and the like. .
