titleOfInvention | Method for producing alkenylphenol-based copolymer |
abstract | PROBLEM TO BE SOLVED: To copolymerize a compound in which a hydroxyl group of a phenol residue is protected by a saturated aliphatic protecting group, a (meth) acrylate, and a vinyl aromatic compound used as required. Provided is a method for producing an alkenylphenol copolymer substantially free of a (meth) acrylic acid skeleton, which is useful for an ESCAP resist from a copolymer obtained by the above method. SOLUTION: A compound in which a hydroxyl group of a phenol residue represented by the general formula (I) is protected by a saturated aliphatic protecting group, t-butyl (meth) acrylate, and a vinyl aromatic optionally used XHSO from a random copolymer or block copolymer obtained by copolymerizing a compound 4 Using a potassium bisulfate represented by the formula (wherein X represents an alkali metal) or the like, the saturated aliphatic protecting group is selectively eliminated.
