(57) [Summary]nDisclosed are polyfunctional vinylbenzyl and vinylphenyl pendant thymine (and uracil) groups. The monomers can be used for the production of polymers that are useful in photoresists or other compositions as a function of the crosslinking reactivity of the pendant groups. Images in the polymer are provided by exposing a product containing such a polymer to actinic radiation (eg, UV) and solvent removal of unexposed areas. |
