abstract Kind Code: A1 Abstract: [PROBLEMS] To save the creation of signal data for bit current measurement of MOSLSI, to shorten the delivery time and reduce the cost. A signal data selection unit 11 selects signal data that can be used for bit current measurement from signal data for a MOS LSI function test or a DC test. The signal data conversion unit 12 extends the cycle of each signal pattern in the selected signal data, and generates a signal pattern in which the measurement point of the bit current is moved to near the end point of the extended cycle. The logic simulator 13 performs a logic simulation based on the converted signal data and the MOSLSI circuit data. The signal pattern adding unit 14 sets the bit current measurement pin based on the circuit data of the MOSLSI, and sets the measurement time in the signal data based on the simulation result of the logic simulator 13.
