titleOfInvention Semiconductor laser device having integrated waveguide lens
abstract (57) [Summary] [Objective] To provide a semiconductor laser with a spatial output, which can be coupled to an external waveguide or an optical fiber. The semiconductor laser of the present invention has an active gain region arranged in a laser cavity formed in a semiconductor material. The lens and the waveguide are arranged in the laser cavity. The lens receives the light energy generated by the active gain region and directs this energy to one end face of the waveguide. The waveguide propagates light energy from the laser to an external fiber or waveguide. The waveguide may be a single mode waveguide or a multimode waveguide that selects a predetermined number of modes from all modes generated by the active region. When a single mode waveguide is adopted, the output energy is It consists of the fundamental frequency generated in the active region. When a multimode waveguide is employed, the output energy is composed of the predetermined mode selected by the waveguide.
