abstract (57) [Summary] [Objective] To obtain a high-voltage power device having characteristics superior to those of a silicon-based power device. [Structure] This high voltage device structure (10) is a hybrid device of a silicon-based power device and a non-silicon-based power device, and is compared with a device formed using only a silicon substrate. And has a low R ds (ON ) and includes a control circuit (14) formed on a silicon substrate region (12). The high voltage circuit (16) is formed in the non-silicon substrate area (18). The connection circuit (34) connects the control circuit (14) with the high voltage circuit (16) and has improved control circuit characteristics and improved high voltage compared to devices formed from silicon substrates only or non-silicon substrates only. A high voltage device structure (10) having circuit characteristics is formed.
