abstract | (57) [Abstract] [PROBLEMS] To provide a novel photosensitive resin composition in which the unexposed and uncured portions are water-soluble and the exposed and cured portions are sufficiently resistant to washing with water. [Structure] Acryloylmorpholine, a monomer having a carboxyl group or an epoxy group at the terminal and another third monomer are polymerized in a solvent containing water as a main component, Glycidyl (meth) acrylate or (meth) acrylic acid was polymer-reacted with respect to the obtained copolymer, and a copolymer in which an acryloyl group or a methacryloyl group was introduced into a side chain of a trunk polymer containing an acryloylmorpholine component was introduced. A polymerized polymer compound is obtained. The photosensitive resin composition containing the polymer compound as a main component is an excellent photosensitive material that can be developed with water. |
