abstract (57) [Summary] [Object] To provide a semiconductor package 100 and a module 300 including a unitary base structure 101 and an alignment mechanism 104. The single-piece base structure 101 includes a semiconductor mounting region 102 and a surrounding wall 103. This structure has a higher resistance to warpage than a flat base. Since there is no warp, the thermal contact with the cold plate in the operating environment is improved. Also, since there is no warp, the specific failure modes are reduced. The alignment mechanism 104 simplifies assembly by aligning the components of the module during assembly, thereby eliminating the need for complex fixtures to hold the components in place.
