titleOfInvention Electroless nickel plating solution composition
abstract (57) [Summary] [Structure] An electroless nickel plating solution containing a mixture of a water-soluble nickel salt solution having a concentration of 20 to 60 g / liter and a PH buffer and hypophosphite as a main component. The content of cobalt contained as an impurity is 0.14 ppm or less by weight ratio with respect to the amount of nickel contained in the plating solution, and the absorption maximum at a wavelength of 655 nm in the ultraviolet absorption spectrum of the plating solution. 0.15 to 2 times the molar amount of the oxycarboxylic acid salt or the carboxylic acid salt is dissolved with respect to the amount of the nickel salt contained in the plating solution so that the increment of the absorbance is less than 0.05. [Effect] It is possible to form a uniform and dense plating film with excellent surface accuracy at a high deposition rate. In addition, the plating bath has excellent liquid stability and long life.
