abstract PURPOSE: To obtain good patterns with a smaller quantity of photoirradiation by incorporating a specific polyamic acid, amine compd., biscumarine compd., and oxazolone compd. into the compsn. with specific proportions. n CONSTITUTION: The photosensitive resin compsn. formed by using the polyamic acid (A) copolymerized with 1 to 50wt.% silicone diamide expressed by formula I, the amine compd. (B) expressed by formula II as a photosensitive agent, the biscumarine compd. (C) expressed by formula III as a sensitizer, and the oxazolone compd. (D) expressed by formula [IV] as the initiator as its essential components and compounding 20 to 200pts.wt. photosensitive agent (B), 1 to 10pts.wt. sensitizer (C) and 1 to 20pts.wt. initiator (D) with 100pts.wt. (A) is used. In the formula I, n denotes 1 to 50, in the formula II, R 1 , R 2 denote -H, -CH etc., X denotes -O-, -NH-; n denotes 2 to 3, in the formula III, R 3 , R 4 denote alkoxy group, etc., in the formula IV, R 5 denotes formula V, etc.; R 6 denotes -H<-CH 3 , etc. Thus, the good patterns are obtd. with the smaller irradiation quantity. n COPYRIGHT: (C)1991,JPO&Japio
