NEW MATERIAL: 3,5-Disubstituted-4-acetoxystyrene in which a substituent is a 1-10C alkyl or alkoxy, amino. n EXAMPLE: 3,5-Dimethyl-4-acetoxystyrene. n USE: An intermediate for polymer production, such as poly (3,5-butyl4- hydroxystyrene) or poly (3,5-dimethyl-4-acetoxystyrene) useful as an improved binder resin for a photoresist having a dissolution rate good for a photoresist developer. n PROCESS: This novel substance described above is obtd. by acylating 2, 6- disubstituted phenol by fleece transition, etc., in the presence of an acylation catalyst, such as HF, to form 3,5disubstituted-4-hydroxyacetophenone, then esterifying the same to form 3,5-disubstituted-4-acetoxyacetophenone, then hydrogenating the same by heating, etc., under H 2 pressurization in the presence a catalyst, such as Pd/C, and further subjecting the same to dehydration. n COPYRIGHT: (C)1989,JPO |
