abstract | <P>PROBLEM TO BE SOLVED: To provide die bond agent composition for an optical semiconductor element capable of providing a cured material excellent in heat resistance, UV resistance, and adhesiveness. <P>SOLUTION: The die bond agent composition for an optical semiconductor element contains the following components: (A) a silicone resin having a unit expressed by general formula (1): [R<SP>1</SP>R<SP>2</SP><SB>x</SB>SiO<SB>(3-x)/2</SB>] at a molar fraction of 0.25 to 0.75, a unit expressed by general formula (3): [(R<SP>3</SP><SB>2</SB>SiO)<SB>n</SB>] at a molar fraction of 0.25 to 0.75, and an epoxy equivalent value of 200 to 1,300 g/eq, wherein R<SP>1</SP>is a group expressed by formula (2), R<SP>4</SP>is a divalent group, R<SP>2</SP>is a hydroxyl group, a monovalent hydrocarbon group, or an alkoxy group, x is an integer of 0, 1 or 2, R<SP>3</SP>is a monovalent hydrocarbon group, and n is an integer of 3 to 15; (B) an epoxy resin including the group of formula (2); (C) a curing agent; (D) a curing catalyst; (E) an inorganic filler; (F) a silane coupling agent; and (G) an antioxidant agent. <P>COPYRIGHT: (C)2011,JPO&INPIT |
