abstract | The present invention relates to an aqueous plating bath composition and a method for depositing a palladium layer by electroless plating on a substrate. The aqueous plating bath composition according to the present invention includes a palladium ion source, a reducing agent for palladium ions, and a cyanide group-containing aromatic compound. The aqueous plating bath composition according to the present invention exhibits improved stability against undesired decomposition while maintaining the palladium deposition rate at a satisfactory desired value due to the cyanide group-containing aromatic compound. The aqueous plating bath composition also has an extended lifetime. With the cyanide group-containing aromatic compound of the present invention, the deposition rate can be adjusted to a satisfactory range throughout the bath life, and the palladium layer can be electrolessly deposited at a lower temperature. |
