abstract | Provided is a photosensitive film for a mask that can be peeled off easily and without residue even at a narrow pitch, or even after a plating process using a high-temperature reflow or strong chemical solution. A photosensitive film comprising a support film, a photosensitive resin layer provided on the support film, a release layer provided on the photosensitive resin layer, and a protective film provided on the release layer. From the photosensitive resin composition, the photosensitive resin layer comprises (A) a resin containing a carboxyl group, (B) a photopolymerizable compound having an ethylenically unsaturated group, and (C) a photopolymerization initiator. The release layer is made of an alkali-soluble resin composition containing a resin containing (D) a carboxyl group or / and a hydroxyl group, and the viscosity of the release layer at 50 to 100 ° C. is 50 of the photosensitive resin layer.
