titleOfInvention | Adhesive tape |
abstract | An object of the present invention is to prevent chip jumping at the peripheral edge of a workpiece. An adhesive tape includes an adhesive layer to which a wafer as a workpiece is attached, and a base film that supports the adhesive layer. The adhesive layer 20 has a strong adhesive region 21 corresponding to the peripheral edge of the wafer and an internal region 24 corresponding to a portion where a chip is formed from the wafer. The adhesive force of the strong adhesive region 21 is expressed as (A). When the adhesive strength of the inner region 24 is (B), the adhesive strength of each region satisfies the condition of the formula (1-1). (A)> (B) (1-1) [Selection] Figure 1 |
