abstract |
The present invention provides a thermosetting resin composition for laser processing which is excellent in laser processability and can provide a cured product having good adhesion, solvent resistance and heat resistance. It comprises (A) an epoxy resin having a polycyclic aromatic hydrocarbon ring, (B) a crosslinkable polyimide resin, (C) a thermosetting catalyst, and (D) an inorganic filler. It is a thermosetting resin composition for laser processing. The (B) crosslinkable polyimide resin preferably contains at least one of a carboxyl group and a phenolic hydroxyl group. Moreover, the blending ratio of the epoxy resin having the (A) polycyclic aromatic hydrocarbon ring and the (B) crosslinkable polyimide resin is from (A) :( B) = 9: 1 to 1: A ratio of up to 9 is preferred.
