abstract | A semiconductor laser device capable of high power operation with low power consumption without lowering output even if wavelength tunable operation is performed, and a semiconductor laser device including the same are provided. A diffraction grating layer is provided along an active layer. A chirped diffraction grating 30 is formed in the diffraction grating layer 25 of the front DFB region S1 so that the grating spacing continuously changes in the output direction of the laser beam, and the grating spacing is constant in the diffraction grating layer 25 of the rear DFB region S2. The uniform diffraction grating 31 including the region is formed. A tuning layer 22 capable of injecting current independently of the active layer 24 is provided on the side opposite to the diffraction grating layer 25 with the active layer 24 interposed therebetween. A tuning electrode 28 is provided in the rear DFB region S2, and current is injected into the tuning layer 22 in the rear DFB region S2 independently of the front DFB region S1.
