titleOfInvention | Solid-state imaging device, imaging apparatus, and imaging method |
abstract | A solid-state imaging device capable of expanding a dynamic range by a simple driving method is provided. A solid-state imaging device 10 having a plurality of pixel units 100, the pixel unit 10 having a photoelectric conversion unit 3 and nonvolatile memory transistors MT1 and MT2 capable of storing charges generated in the photoelectric conversion unit 3. Then, after resetting the photoelectric conversion unit 3, the first voltage is applied to the gate electrode CG1 of the nonvolatile memory transistor MT1, and the first voltage having a magnitude different from that of the first voltage is applied to the gate electrode CG2 of the nonvolatile memory transistor MT2. The controller 40 accumulates charges generated in the photoelectric conversion unit 3 by applying the second voltage in the floating gates FG1 and FG2, and the charges accumulated in the floating gates FG1 and FG2 and then accumulated in the floating gate FG1. Read out the first imaging signal corresponding to the first imaging signal and the second imaging signal corresponding to the charge accumulated in the floating gate FG2. And a read-out circuit 20.
