abstract |
A novel multilayer photoresist system is provided. A multilayer photoresist system is provided. In a particular aspect, the invention relates to an undercoat composition for overcoated photoresists, particularly overcoated silicon-containing photoresists that are imaged at short exposure wavelengths. Preferred underlayer compositions include one or more resins that impart etch resistance and antireflective properties and other components such as one or more resins containing phenyl or other etch resistant groups and anthracene or photoresist. And other sites that are antireflective chromophore moieties effective for the exposure radiation. [Selection figure] None |
