The present invention achieves electrostatic deposition of charged droplets of precursor and electrohydrodynamically sprays the polymerizable precursor toward the substrate so as to form a thin film on the substrate surface by polymerization of the droplets. The invention relates to a polymer thin film deposition method on a substrate for functionalization of a substrate surface with a process, the method comprising interacting an excited nuclide with a sprayed precursor droplet, thereby said precursor The method further comprises a step of promoting the polymerization reaction.
