abstract | The present invention provides a method for producing a fluorine-containing resin film as a self-supporting film without causing defects such as damage, streaks, and whitening that impair transparency. Further, when a fluorine-containing resin film is used as a pellicle film of a pellicle used in a photolithography process, a method is provided in which the film does not become cloudy and ammonium sulfate is not deposited on a mask. [Solution] A fluorine-containing resin film, which is a highly transparent self-supporting film, is manufactured by forming a fluorine-containing resin film on a film-forming substrate treated with a silylating agent containing neither a fluorine atom nor a nitrogen atom. This fluorine-containing resin film is used as a pellicle film. [Selection figure] None |
