abstract A gallium nitride substrate marking method and a gallium nitride substrate capable of marking by laser irradiation without generating cracks and the like are provided. At least a part of a gallium nitride substrate surface is processed into a wrap surface, and a laser beam is irradiated on the wrap surface to mark characters / symbols. Since the gallium nitride substrate surface (irradiation surface) irradiated with the laser beam is used as a lapping surface, the absorption of the laser beam is improved, and the gallium nitride substrate can be satisfactorily marked without generating cracks.
