abstract PROBLEM TO BE SOLVED: To obtain excellent oscillation characteristics while reducing the size and cost of a voltage controlled oscillator. Field effect transistors T1 and T2, variable capacitance elements P1 and P2, buffers B1 and B2, and a constant current source G1 are formed on a semiconductor chip K1, and inductors L1 and L2 and capacitors C1 and C2 are made of a low-temperature fired ceramic substrate. By forming the semiconductor chip K1 face-down on the low-temperature fired ceramic substrate K2 formed on K2, a field effect transistor T1, T2, inductors L1, L2, and capacitors C1, C2 constitute a Corbitz differential resonator.
