titleOfInvention | Conversion of polymer end groups |
abstract | 【Task】 The present invention relates to a conversion of a polymer terminal structure represented by the following general formula (1), and provides a method for producing a resist resin having narrow dispersibility and excellent transmittance. [Chemical 1] (Wherein R 1 represents a substituted or unsubstituted alkyl group, alkenyl group, aryl group, saturated or unsaturated carbocyclic or heterocyclic ring, alkoxy group, or a heterocyclic ring bonded via a nitrogen atom.) A terminal structure is converted by allowing a chain transfer agent and a free radical source to act on a narrowly dispersible polymer having a polymer terminal structure of the general formula (1). As a result, it is possible to obtain a polymer having a higher ultraviolet transmittance than before the conversion. |
