PROBLEM TO BE SOLVED: To provide a resin paste for die bonding that can be easily supplied and applied by a printing method. SOLUTION: A polyimide resin liquid obtained by reacting a tetracarboxylic dianhydride containing a tetracarboxylic dianhydride of formula (I) and a diamine containing a siloxane diamine of formula (II) in a reaction solvent. The polyimide resin is separated and the solid content of the final resin paste is in the range of 20 to 70% by weight, and the thixotropic index is 1.5 to 8.0, and the viscosity is 5 to 1000 Pa ยท s. The separated polyimide resin is dissolved in a printing solvent so as to fall within the range, and if necessary, a thermosetting resin is further added, and then a filler is added and kneaded to obtain a die bonding resin paste. [Chemical 1] (In the formula, n represents an integer of 2 to 20.) [Chemical 2] (In the formula, Q 1 and Q 2 each independently represent an alkylene group or a phenylene group having 1 to 5 carbon atoms, and Q 3 , Q 4 , Q 5, and Q 6 each independently represent 1 to C carbon atoms. 5 alkyl groups, A phenyl group or a phenoxy group is shown, and p is an integer of 1-50. ) [Selection figure] None |
