abstract A VCSEL that extends current data rates over existing constraints without using an external modulator. A frequency modulated vertical cavity surface emitting laser (VCSEL) (100) is provided. The frequency modulation type VCSEL (100) includes a mirror region including an active region (128). The frequency modulation type VCSEL also includes a phase adjustment region used to change the characteristics of the VCSEL. For example, by changing the refractive index in the phase adjustment region (124), the wavelength of the VCSEL is changed and frequency-modulated. [Selection diagram] Fig. 1
