titleOfInvention | Epoxy resin composition for semiconductor encapsulation and semiconductor device |
abstract | The present invention provides an epoxy resin composition for semiconductor encapsulation that can impart high flame retardancy while securing moisture resistance reliability and reflow resistance using an organic phosphorus compound. An epoxy resin having two or more glycidyl groups in one molecule, a phenol resin curing agent having two or more phenolic hydroxyl groups in one molecule, a curing accelerator, an inorganic filler, and a compound represented by the formula (1) An epoxy resin composition containing the flame retardant described in (1). And the flame retardant of the formula (1) is contained in the epoxy resin composition in a range of 0.1% by mass or more and less than 3% by mass. The organic phosphorus compound represented by the formula (1) has better stability at high temperature and high humidity than red phosphorus or an organic phosphate compound, is less susceptible to hydrolysis, and does not generate phosphate ions even in the presence of moisture. .
