abstract | (57) [Problem] To provide a novel polymer compound having a high fluorine content, having a polar group in the same molecule, and having both adhesion to a substrate and high film-forming property. An antireflection material, a photosensitive coating material or a resist material coated with the polymer compound is provided. SOLUTION: A repeating unit derived from a norbornene aliphatic compound having a specific structure and a repeating unit having a fluoroalkyl group containing one or more fluorine atoms at the same carbon forming the main chain of the general formula (2) are used as molecules. A fluorine-containing polymer compound contained therein. [In the formula, R 5 and R 6 are an alkyl group or a fluoroalkyl group, and at least one of them contains one or more fluorine atoms. R 7 represents an oxygen atom or CH 2 . ] |
