(57) [Problem] To provide a solder paste capable of forming a highly reliable solder bump by a simple process when forming a solder bump electrode on an IC chip. SOLUTION: An Sn—Zn based or Sn based solder paste is used. -Using Zn-Bi-based solder powder, at least one selected from organic acid esters and ester decomposition catalysts as a flux, and an organic halogen compound. Further, the ester decomposition catalyst is an organic base hydrohalide, and the organic halogen compound is a bromine compound of a benzyl compound having a substituent having an alkyl chain having 10 or more carbon atoms, or a fatty acid having 10 or more carbon atoms or An alicyclic compound is a polybromine compound containing four or more bromine atoms in one molecule. |
