abstract | (57) [Problem] To provide a positive-type radiation-sensitive resin composition which does not impair performance such as sensitivity and depth of focus even when a fine design rule such as super-resolution technology is applied. SOLUTION: (A) A resin in which at least a part of the hydroxyl group of an alkali-soluble polymer having a phenolic hydroxyl group is protected by an acid-decomposable protecting group, and (B) a radiation-sensitive compound which generates an acid by the action of radiation Wherein the resin (A) has a molar extinction coefficient at a wavelength of 248 nm of 500 to 2,000, and the radiation-sensitive compound (B) has a molar extinction coefficient of 1 at a wavelength of 248 nm. A positive radiation-sensitive resin composition having a molecular weight of 0000 to 30,000. |
