abstract |
PROBLEM TO BE SOLVED: To provide a solder preform which solves the problem of camber of an electronic component used in flip chip packaging. A chip (20) has a conical solder joint (26). And a trapezoidal solder joint 36. The coining tool 30 having the heating coil 32 has a cavity 34 for shaping a part of the solder preform into a conical shape. The cavity 37 has a truncated cone shape in order to stamp the solder preform into a truncated cone shape. The resulting frusto-conical solder preform is a standoff for controlling the destruction of the conical solder preform of the chip 20 attached to the substrate during assembly of the electronic module. Since the solder preform can conform to the opposing surface of the chip or substrate at different heights, it can accommodate the non-planarity typically found on the surface of the chip or substrate. |
