titleOfInvention | Epoxy resin composition and semiconductor device |
abstract | (57) [Problem] To provide a semiconductor encapsulating resin composition for preventing agglomeration of carbon black and preventing leakage or conductivity between inner leads or between wires inside a semiconductor device. SOLUTION: (A) an epoxy resin, (B) a phenol resin curing agent, (C) an inorganic filler, (D) a curing accelerator, (E) an average particle diameter of 10 to 50 nm, and Brunau. An epoxy resin composition containing, as an essential component, carbon black having a specific surface area of 80 to 400 m 2 / g by an er-Emmett-Teller method, and containing 0.1 to 1.0% by weight of the carbon black in all epoxy resin compositions. An object and a semiconductor device in which a semiconductor element is sealed with the object. |
