SOLUTION: A gas containing 0.3 mol% of tetramethylcyclotetrasiloxane as a silicon-containing precursor, 0.50 mol% of monobutyltin chloride as a tin-containing precursor and 21 mol% of oxygen, and the balance being nitrogen The mixture is electrically heated to 150 ° C. and introduced into a controlled quartz tube. The speed of the gaseous mixture in the quartz tube is kept at 30 cm / sec. The gas mixture is passed over a glass substrate heated to about 650 ° C. over the glass substrate for 3-30 seconds, after which the spent gas mixture is evacuated into a hood. The growth rate of the silicon oxide and tin oxide films formed by this vapor deposition is 181 ° / sec compared to 129 ° / sec of the control using diethylsilane as the silicon-containing precursor. |
