Thermosetting resin composition and semiconductor device using the same |
abstract |
(57) [Problem] To provide a thermosetting resin composition in which each component is uniformly mixed and dispersed, and which has excellent storage stability. A thermosetting resin composition containing the following component (C) together with a thermosetting resin and a curing agent. (C) A hardening accelerator-containing microcapsule having a core / shell structure in which a core made of a hardening accelerator is coated with a shell made of the following polyurea (a). (A) A mixture of an isocyanate compound [compound (1)] represented by the following structural formula (1) and an isocyanate compound [compound (2)] represented by the following structural formula (2) is used. Wherein the molar ratio of the compound (1) to the compound (2) [compound (1) / compound (2)] is 80/20 to 30. / 70 is set. Embedded image Embedded image |
