A method of manufacturing an encapsulated electronic component using a renewable package encapsulant composition that protects the electronic component and its metallized coating from environmental corrosion and mechanical damage. . A method for producing an electronic assembly of a curable and recyclable underfill encapsulant composition disposed between an electronic component and a substrate, comprising: (a) (i) a monofunctional maleimide compound; A monofunctional vinyl compound other than the compound; and one or more reactive oligomers or prepolymers selected from the group consisting of a combination of a monofunctional maleimide compound and a monofunctional vinyl compound; and (ii) free A radical initiator; a photoinitiator; and a curing initiator selected from the group consisting of a combination of a free radical initiator and a photoinitiator; Providing a curable underfill encapsulant composition formed by combining components comprising: (b) disposing the curable composition between an electronic component and a substrate; (c) the composition. Curing the object in situ. |
