Radiation-sensitive compositions comprising <SL> <LI>(a1) a cationically or acid-catalytically polymerisable or crosslinkable compound or <LI>(a2) a compound that increases its solubility in a developer under the action of acid; and <LI>(b) at least one novel diaryliodonium salt of formula I as photolatent acid donor </SL> <EMI ID=1.1 HE=22 WI=76 LX=288 LY=833 TI=CF> <PC>wherein <DL TSIZE=3> <DT><B>X</B><DD>is branched C<SB>3</SB>-C<SB>20</SB>alkyl or C<SB>3</SB>-C cycloalkyl; <DT><B>X</B><SB>1</SB><DD>is hydrogen, linear C<SB>1</SB>-C<SB>20</SB>alkyl, branched C<SB>3</SB>-C<SB>20</SB>alkyl or C<SB>3</SB>-C<SB>8</SB>cycloalkyl; with the proviso that the sum of the carbon atoms in X and X<SB>1</SB> is at least 4; <DT><B>Y</B><DD>is linear C<SB>1</SB>-C<SB>10</SB>alkyl, branched C<SB>3</SB>-C<SB>10</SB>alkyl or C<SB>3</SB>-C<SB>8</SB>cycloalkyl; <DT><B>A</B><DD><SP>-</SP> is a non-nucleophilic anion, selected from the group (BF<SB>4</SB>)<SP>-</SP>, (SbF<SB>6</SB>)<SP>-</SP>, (PF<SB>6</SB>)<SP>-</SP>, (B(C<SB>6</SB>F<SB>5</SB>))<SB>4</SB><SP>-</SP>, C<SB>1</SB>-C<SB>20</SB>alkylsulfonate, C<SB>2</SB>-C<SB>20</SB>haloalkylsulfonate, unsubstituted C<SB>6</SB>-C<SB>10</SB>arylsulfonate, camphorsulfonate, and C<SB>6</SB>-C<SB>10</SB>arylsulfonate substituted by halogen, NO<SB>2</SB>, C<SB>1</SB>-C<SB>12</SB>alkyl, C<SB>1</SB>-C<SB>12</SB>halo-alkyl, C<SB>1</SB>-C<SB>12</SB>alkoxy or by COOR<SB>1</SB>; and <DT><B>R</B><SB>1</SB><DD>is C<SB>1</SB>-C<SB>20</SB>alkyl, phenyl, benzyl; or phenyl mono- or poly-substituted by C<SB>1</SB>-C<SB>12</SB>alkyl, C<SB>1</SB>-C<SB>12</SB>alkoxy or by halogen; with the proviso that the two phenyl rings on the iodine atom are not identically substituted, have high sensitivity, high storage stability, good solubility and a low tendency to crystallise. </DL> |
