titleOfInvention All-optical bistable device of "SEED"-type
abstract Semiconductor layers (1) define a PIN superstructure, the intrinsic part (I) of which comprises a series of layers forming quantum wells (SL); it is capable, in a range of the spectrum, of optical absorption dependent on the electric field. We admit, in the series of quantum well layers, a working light located in said range of the spectrum, which photocreates, in said series, electron-hole pairs, by absorption of photons.n n n The number, the natures and the geometries of the layers of said sequence (SL) are chosen so that said sequence achieves a superlattice capable, on the one hand, of the Wannier-Stark effect, and on the other hand, to generate at rest a self-constructed electric field due to the potential difference naturally generated at its terminals by the PIN superstructure. The combined effect, on the photocreated electron-hole pairs, of said Wannier-Stark effect and of said self-constructed electric field at rest, generates an auto-amplification effect of the absorption variations of said sequence (SL).n n n This provides a bistable "all optical" effect, without the need for an external electrical circuit.
