titleOfInvention Phase-locked semiconductor laser array and a method of making same
abstract Array of phase-locked laser (10) comprising a plurality of narrowly spaced channels (26) in the surface (20) of the substrate (18) and comprising between them bearing surfaces (24), the oscillation of the laser is producing in a cavity region on each of the channels (26). An extended area electrical contact (44) provides a uniform flow of electrical current to each of the laser oscillation regions. The individual oscillators are coupled by the overlap of their vanishing optical fields. The invention also includes a method for producing this network (10) comprising forming a plurality of corrugations on the surface of a substrate (300), forming a solution having a supersaturated growth condition for flat and concave surfaces and an undersaturated growth condition for convex surfaces, contacting the corrugated surface with the solution, so as to partially melt the convex portions of the surface and form planar bearing surfaces (502) between the portions concave ripples. Growth on the bearing surfaces is retarded, thus forming a flat surface on the first layer, on which surface are then sequentially deposited the remaining layers.
