abstract |
The laser beam (32) is directed onto the back of a housing-free semiconductor chip (10) facing away from the soldering points and the laser radiation is interrupted after a predetermined time after the melting point of the solder applied to the soldering points has been reached. Reaching the melting point is detected here by detecting the thermal radiation emanating from the semiconductor chip (10). These methods are particularly suitable for the production of chip cards. |
