abstract |
A semiconductor device includes a dummy pillar and a plurality of racetrack pillars. The dummy pillars of semiconductor material extend along the first lateral direction. A plurality of racetrack pillars comprising semiconductor material surround the dummy pillars. Each of the plurality of racetrack columns has a first linear segment extending in a first lateral direction and a first circular segment to form a racetrack shape. The plurality of racetrack columns includes a first racetrack column and a second racetrack column. A first racetrack column is disposed proximate to the dummy column, and a second racetrack column surrounds the first racetrack column. The first racetrack-shaped column is arranged between the dummy column and the second racetrack-shaped column. The semiconductor device includes a plurality of spacers including a first spacer surrounding the dummy pillar and disposed between the first racetrack pillar and the dummy pillar. |
