abstract | The present invention discloses an alkaline cyanogen-free copper plating electroplating liquid and an electroplating method thereof, wherein the electroplating liquid comprises 15-25 g/L of Cu2(OH)2CO3, 5,5-dimethyl hydantoin with a content of 64-102 g/L, a citrate with a content of 20-40 g/L, and a pyrophosphate with a content of 10-16 g/L. According to the present invention, the 5,5-dimethyl hydantoin is adopted as the coordination agent, the citrate is adopted as the auxiliary coordination agent, and the pyrophosphate is adopted as the electric conduction agent, such that the plating liquid has characteristics of good dispersion capacity, good deep capacity, high cathode current efficiency, and excellent plating liquid performance; and the plating layer obtained through electroplating by using the plating liquid under the acid condition has the low porosity, and the plating layer obtained by using the plating liquid has the good quality. |
